Most memory-chip manufacturers keep trying to supply cost-effective storage devices with high-performance characteristics such as shorter tPROG, lower power consumption and higher endurance. For many ...years, every effort has been made to shrink die size to lower cost and to improve performance. However, the previously used node-shrinking methodology is facing challenges due to increased cell-to-cell interference and patterning difficulties caused by decreasing dimension. To overcome these limitations, 3D-stacking technology has been developed. As a result of long and focused research in 3D stacking technology, we succeed in developing 128 Gb 3b/cell Vertical NAND with 32 stack WL layers for the first time, which is the smallest 128 Gb NAND Flash. The die size is 68.9 mm 2 , program time is 700 us and I/O rate is 1 Gb/s.
In this work, we present a true 3D 128 Gb 2 bit/cell vertical-NAND (V-NAND) Flash product for the first time. The use of barrier-engineered materials and gate all-around structure in the 3D V-NAND ...cell exhibits advantages over 1 × nm planar NAND, such as small Vth shift due to small cell coupling and narrow natural Vth distribution. Also, a negative counter-pulse scheme realizes a tightly programmed cell distribution. In order to reduce the effect of a large WL coupling, a glitch-canceling discharge scheme and a pre-offset control scheme is implemented. Furthermore, an external high-voltage supply scheme along with the proper protection scheme for a high-voltage failure is used to achieve low power consumption. The chip accomplishes 50 MB/s write throughput with 3 K endurance for typical embedded applications. Also, extended endurance of 35 K is achieved with 36 MB/s of write throughput for data center and enterprise SSD applications.
We report proteogenomic analysis of diffuse gastric cancers (GCs) in young populations. Phosphoproteome data elucidated signaling pathways associated with somatic mutations based on ...mutation-phosphorylation correlations. Moreover, correlations between mRNA and protein abundances provided potential oncogenes and tumor suppressors associated with patient survival. Furthermore, integrated clustering of mRNA, protein, phosphorylation, and N-glycosylation data identified four subtypes of diffuse GCs. Distinguishing these subtypes was possible by proteomic data. Four subtypes were associated with proliferation, immune response, metabolism, and invasion, respectively; and associations of the subtypes with immune- and invasion-related pathways were identified mainly by phosphorylation and N-glycosylation data. Therefore, our proteogenomic analysis provides additional information beyond genomic analyses, which can improve understanding of cancer biology and patient stratification in diffuse GCs.

Ammonia is one of the most important feedstocks for the production of fertilizer and as a potential energy carrier. Nitride compounds such as LaN have recently attracted considerable attention due to ...their nitrogen vacancy sites that can activate N2 for ammonia synthesis. Here, we propose a general rule for the design of nitride-based catalysts for ammonia synthesis, in which the nitrogen vacancy formation energy (E NV) dominates the catalytic performance. The relatively low E NV (ca. 1.3 eV) of CeN means it can serve as an efficient and stable catalyst upon Ni loading. The catalytic activity of Ni/CeN reached 6.5 mmol·g–1·h–1 with an effluent NH3 concentration (E NH3) of 0.45 vol %, reaching the thermodynamic equilibrium (E NH3 = 0.45 vol %) at 400 °C and 0.1 MPa, thereby circumventing the bottleneck for N2 activation on Ni metal with an extremely weak nitrogen binding energy. The activity far exceeds those for other Co- and Ni-based catalysts, and is even comparable to those for Ru-based catalysts. It was determined that CeN itself can produce ammonia without Ni-loading at almost the same activation energy. Kinetic analysis and isotope experiments combined with density functional theory (DFT) calculations indicate that the nitrogen vacancies in CeN can activate both N2 and H2 during the reaction, which accounts for the much higher catalytic performance than other reported nonloaded catalysts for ammonia synthesis.
The transferred microbiota from mother to baby constitutes the initial infant gastrointestinal microbiota and has an important influence on the development and health of infants in human. However, ...the reproductive tract microbiota of avian species and its inheritance have rarely been studied. We aimed to characterize the microbial community in the chicken reproductive tract and determine the origin of the chicken embryo gut microbiota. Microbiota in four different portions of chicken oviduct were determined using 16S rRNA metagenomic approach with the IonTorrent platform. Additionally, we analyzed the mother hen's magnum and cloaca, descendent egg, and embryo gut microbiota. The microbial composition and relative abundance of bacterial genera were stable throughout the entire chicken reproductive tract, without significant differences between the different parts of the oviduct. The chicken reproductive tract showed a relatively high abundance of Lactobacillus species. The number of bacterial species in the chicken reproductive tract significantly increased following sexual maturation. Core genera analysis detected 21 of common genera in the maternal magnum and cloaca, descendent egg shell, egg white, and embryo gut. Some elements of the maternal oviduct microbiota appear to be transferred to the embryo through the egg white and constitute most of the embryo gut bacterial population.
Fluoroethylene carbonate (FEC) has been proposed as an effective electrolyte additive that enhances the stability and elasticity of the solid electrolyte interphase (SEI) of emerging Si and Li metal ...anodes. However, uncertainties still remain on the exact mechanism through which FEC alters the electrolyte decomposition and SEI formation process. Herein, the influence of FEC on LiPF6/ethylene carbonate (EC) electrolytes for Si anodes is investigated through classical molecular dynamics, Fourier-transform infrared spectroscopy, and quantum chemical calculations. Albeit a minority species, FEC is found to significantly modify the solvation structure and reduction behavior of the electrolyte while being innocuous to transport properties. Even with limited 10% of FEC, the Li+ solvation structure exhibits a notably higher contact-ion pair ratio (14%) than the parent EC electrolyte (6%). Moreover, FEC itself, as a new fluorine-containing species, appears in 1/5 of the Li+ solvation shells. The Li+-coordinated FEC is found to reduce prior to EC and uncoordinated FEC which will passivate the anode surface at an early onset (ca. 0.3 V higher than EC) by forming LiF. The critical role of FEC in tailoring the Li+ solvation structure and as-formed protective SEI composition provides mechanistic insight that will aid in the rational design of novel electrolytes.

The influence of heat treatment on the microstructure, mechanical properties, and wear behaviors of stainless steel 316L (SS316L) produced via selective laser melting (SLM) was investigated. The ...fabricated SLM samples were subjected to two different heat treatments: a typical furnace-type heat treatment conducted at 1100 °C for 0.5 h and hot isostatic pressing performed at 1100 °C and 100 MPa for 1.5 h. High-density SLM samples with low porosities were obtained by increasing the laser power and decreasing the scan speed. The heat treatments of the fabricated SLM samples induced the removal of porosity, cellular microstructure, and dense dislocation structures with a slight increase in grain size. In terms of mechanical properties, the fabricated SLM samples exhibited similar hardness and tensile strength properties to those of the conventional SS316L, while a significantly lower elongation was evident. The heat treatments of the fabricated SLM samples improved elongation, while the surface hardness and tensile strength decreased owing to microstructural evolution. During the pin-on-disk test, the conventional SS316L and fabricated SLM sample exhibited similar wear resistance values, which decreased after the heat treatments of the fabricated SLM samples owing to the heat treatment-induced surface softening.
Multiple animal models of migraine have been used to develop new therapies. Understanding the transition from episodic (EM) to chronic migraine (CM) is crucial. We established models mimicking EM and ...CM pain and assessed neuropathological differences. EM and CM models were induced with single NTG or multiple injections over 9 days. Mechanical hypersensitivity was assessed. Immunofluorescence utilized c-Fos, NeuN, and Iba1. Proinflammatory and anti-inflammatory markers were analyzed. Neuropeptides (CGRP, VIP, PACAP, and substance P) were assessed. Mechanical thresholds were similar. Notable neuropathological distinctions were observed in Sp5C and ACC. ACC showed increased c-Fos and NeuN expression in CM (
< 0.001) and unchanged in EM. Sp5C had higher c-Fos and NeuN expression in EM (
< 0.001). Iba1 was upregulated in Sp5C of EM and ACC of CM (
< 0.001). Proinflammatory markers were strongly expressed in Sp5C of EM and ACC of CM. CGRP expression was elevated in both regions and was higher in CM. VIP exhibited higher levels in the Sp5C of EM and ACC of CM, whereas PACAP and substance P were expressed in the Sp5C in both models. Despite similar thresholds, distinctive neuropathological differences in Sp5C and ACC between EM and CM models suggest a role in the EM to CM transformation.
The rice Xa21 gene confers immunity to most strains of the bacterium Xanthomonas oryzae pv. oryzae (Xoo). Liquid chromatography-tandem mass spectrometry analysis of biologically active fractions from ...Xoo supernatants led to the identification of a 194-amino acid protein designated Ax21 (activator of XA21-mediated immunity). A sulfated, 17-amino acid synthetic peptide (axYS22) derived from the N-terminal region of Ax21 is sufficient for activity, whereas peptides lacking tyrosine sulfation are biologically inactive. Using coimmunoprecipitation, we found that XA21 is required for axYS22 binding and recognition. axYS22 is 100% conserved in all analyzed Xanthomonas species, confirming that Ax21 is a pathogen-associated molecular pattern and that XA21 is a pattern recognition receptor.
