In this work the device design and power performance of several AlInAs/InGaAs/InP double heterojunction bipolar transistors (DHBTs) are reported for 18 GHz. The power cells utilize a wet chemical ...etching technique to create a micro-airbridge base connection and to remove extrinsic collector material from beneath the base which both contribute to a reduced base-collector capacitance and improved f max and power gain. For class B operation, the eight-finger 2 μm×30 μm power cells achieved 1.17-W output power, which indicates 4.88-W/mm emitter length, with 54% power-added efficiency (PAE) and 7.3-dB gain, This is believed to be the best combination of PAE and output power reported for this power density at K-band frequencies.
The authors describe a novel mixer fabricated using a unique low-cost approach to achieve effective conversion performance. By utilizing flip-chip GaAs Schottky diodes mounted on a duroid substrate, ...this radio frequency (RF) probable mixer achieves 11.3-dB conversion loss at 77 GHz with an IF frequency of 500 MHz. This new technology demonstrates an affordable alternative to standard millimeter-wave circuit fabrication while offering the capability to integrate a variety of device technologies in the same circuit.
Using approximately 4 million hadronic Z decays recorded with the aleph detector from 1991 through 1995, the lifetime of the b baryon is measured with three independent methods. From the impact ...parameter distribution of candidate leptons in 1063 events with \(\Lambda\ell^-\) combinations, the average b baryon lifetime is measured to be \(1.20\pm{0.08}\pm{0.06}\) ps. From a sample of 193 fully reconstructed \(\Lambda^+_{\rm c}\) candidates correlated with a lepton and a sample of 46 \(\Lambda\ell^+\ell^-\) combinations, the \(\Lambda_{\rm b}\) lifetime is measured to be \(1.21\pm{0.11}\) ps. The product branching fractions to these final states are \({\rm Br(b\to \Lambda_{\rm b}}\cdot{\rm BR (\Lambda_{\rm b} \to \Lambda\ell^-\overline\nu X}) = 0.326\pm{0.016}\pm{0.039}\)% for the first sample and \({\rm Br(b\to \Lambda_{\rm b}}\cdot{\rm BR(\Lambda_{ \rm b} \to \Lambda^+_{\rm c}\ell^-\overline\nu X}) =0.86\pm{0.07}\pm{0.14}\)% for the second and third samples combined.
A static divide-by-4 frequency divider operating at 39.5 GHz with a corresponding gate delay of 12.6 ps was implemented using InP-based HBT technology. The AlInAs/GaInAs HBT devices utilized in the ...divider incorporated a graded emitter-base (E-B) junction and had a unity gain cutoff frequency, maximum frequency of oscillation, and current gain beta of 130 GHz, 91 GHz, and 39, respectively. The divider was operated with a 3-V power supply and consumed a total power of 425 mW (77 mW per flip-flop). The divider functional yield was over 90%. The operating frequency of this circuit is the highest ever reported for a static divider.< >
1. In Gefangenschaft gehaltene Mungos und Ichneumons zeigen häufig eine Spielstimmung, die durch Aufforderung eines Partners oder eines Gegenstandes (z.B. Ball) zum Mitspielen gekennzeichnet ist ...(Spielappetenz). Bei Beginn und während des Spiels wird häufig ein kurzer Hochsprung fast auf der Stelle vollführt, der als generelle Spielgeste eine entspannte Stimmung anzeigt. 2. Die Herpestinen sind wegen ihres mit Neugierverhalten gemischten normalen Appetenzlaufens zur Nahrungsbeschaffung in besonderem Masse für vielgestaltige Spiele prädestiniert. Die meisten, aber nicht alle Teilhandlungen der Spiele sind Komponenten normaler Instinkthandlungen. 3. Renn-, Kampf, Flucht-, Versteck-, Beute- und Fortplanzungsspiele sowie einige kennzeichnende Experimentierspiele werden beschrieben. Das Einschlüpfen in engere Höhlen (auch in Taschen, Ärmel, Hosenbeine) oder das Entlanggleiten unter Decken, Teppichen usw. ist bei Mungos offenbar stark positiv gefühlsbetont und wird häufig spielerisch ausgeübt ("Maulwurfsspiel", "Schildkrötenspiel"). Bei Kampfspielen zeigen beide Arten als gemeinsame Komponenten: Aufrichten, pendelnde ("kokettierende") Kopfbewegungen, von oben auf den Partner Fallenlassen, Umklammern und Überraschungsangriffe aus einer Deckung heraus. Ein völliges Abkugeln und auf den Rücken Rollen in der Verteidigung ist nur für den Mungo kennzeichnend. Beim Spiel mit Beuteattrappen (Ball, Lappen) treten die gleichen Teilhandlungen auf wie beim Spiel mit echter Beute: Belauern, halbkreisförmiges Umlaufen, Aufrichten, pendelnde Kopfbewegungen, Anstossen, Zupacken usw. Experimentierspiele sind vor allem infolge des beteiligten Neugierverhaltens sehr vielgestaltig. Dabei werden z.T. ungewöhnliche Bewegungskoordinationen erfunden (Rollen oder Schaukeln im Papierkorb, Herumlaufen mit über den Kopf gestülpter Tüte oder mit auf dem Rücken liegenden Korbdeckel, Purzelbaumschlagen usw.). 4. Ein Übergang vom Spiel- zum Ernstverhalten ist normal beim Spiel mit echter Beute (Töten und Fressen als consummative action), ist häufig beim Spiel in engen Höhlen (Höhlenverteidigungsinstinkt), aber sehr selten beim Kampfspiel (nur bei extremer Erregungssteigerung). 5. Ein Vergleich mit den Spielen anderer Raubtiere lässt eine Verwandtschaft der Herpestinen mit den systematisch meist als fernstehend betrachteten Musteliden möglich erscheinen. 6. Mungos markieren auch beim Spiel hochstehende Gegenstände gelegentlich mit den nach Honig duftenden Wangendrüsen. 7. Eine starke Vergrösserung der Transversalfortsätze der Lumbalwirbel, die unter den Herpestinen nur die Mungos zeigen, ist wahrscheinlich im Zusammenhang mit dem Abkugeln phylogenetisch entwickelt worden, weil gerade diese besonders schützende Wirbelpartie dem Feinde zugewendet wird. /// 1. Captive Herpestes edwardsii and H. ichneumon play with a partner (animal or man) or even an inanimate object such as a ball. A typical symptom of a playful mood is a sudden vertical jump, performed at the beginning of or during the play. 2. The pronounced appetitive behaviour of hunting and the elaborate exploratory behaviour of the Herpestinae seem to predispose them for several kinds of play. Most, though not all components of their play are parts of the normal behaviour typical of these species. 3. The following types of play are described: running, fighting, fleeing, hiding, prey stalking and catching, sexual play, and "experimenting". Playing H. edwardsii like to slip into narrow holes, pockets, sleeves, etc., or to crawl about under blankets, carpets, etc. ("mole-play", "turtle-play"). Apparently these movements provide pleasant sensations. Play fighting is very similar in both species: they rise on their hind feet, make side to side head movements ("coquetting"), they pounce, embrace, stalk and charge each other. In defence, only H. erwardsii will roll itself up to form a ball, lying on its back. Playful pouncing and prey-catching involve the same patterns as real attack: stalking, moving round the object in semicircles, rising on the hind legs, waving the head, pushing and seizing the prey. "Experimenting" is highly variable, consisting as it does of the manifold components of exploratory behaviour, and sometimes quite unusual movements are "invented", such as rolling about in a waste-paper basket; running around with a paper bag over their head or with a lid of a basket on their back; somersaulting, etc. 4. Play with a real prey usually changes into "serious" behaviour and then leads to killing and eating; playful defence of a narrow hole may refuently change into serious defence; but play fighting rarely leads to a serious fight. 5. The great similarity of the play of the Herpestinae and those of the Mustelidae suggests affinity between the groups, though this is not yet supported by palaeontology. 6. In play, H. edwardsii sometimes mark prominent objects with their cheek glands which give off a scent of honey. 7. H. edwardsii are unique among the Herpestinae in possessing remarkably enlarged transverse processes of their lumbar vertebrae which seem to have evolved together with the rolling-up so that only the protected lumbar region is exposed to the enemy.
