Recently, Mo/Si multilayer reflectors have been gaining industry interest as a promising choice for the next generation extreme ultraviolet mask material for printing sub 70 nm feature size devices. ...A reactive ion etching system with optimized hardware using CHF
3/Ar process regime shows the capability for highly anisotropic etching of sub ≅400 nm feature sizes in Mo/Si test multilayers with ten periods and a bilayer thickness of 7.8 nm which were prepared by e-beam evaporation. A three-level-mask technique consisting of a top resist mask layer poly-methyl-meth-acrylate, a middle hard amorphous Si mask layer and a bottom-level polyimide layer is used to create the etch mask. The etch characteristics of the polyimide film is shown to be one of the major factors determining the success of the described multilayer etching process. The developed etching technology demonstrates superior process performance without facets, excellent uniformity and good profile control. No contamination, degeneration or defect generation in the unetched multilayer structure could be detected. This non-conventional process results in minimum deposition during the etching thus eliminating the need for a dry or wet cleaning. Sidewall angles in Mo/Si multilayers of 85°, without undercut, bowing and ripples resulting in smooth sidewalls are achieved.

Different concepts for the manufacture of masks for deep X-ray LIGA are presented. The variation in the accuracy of the final mask as a function of the mask manufacture concept (low, medium or high ...resolution) influences the sidewall roughness of the irradiated PMMA structures considerably. The mask membrane also influences structure quality. Graphite masks, which yield PMMA resist structures with straight sidewalls, have increased surface roughnesses (>2 μm Rz) comopared to beryllium. A design of experiments approach to the optimisation of PMMA for LIGA applications with deep X-ray lithography has been undertaken. For the optimisation, 18 different resist mixtures were produced on the basis of the significant parameters, holding the parameters within values that were experimentally shown to be conducive for PMMA resist production. High ratios of crosslinker in the resist mixture was shown to lead to significant amounts of resist residue between the microstructures; resist development was significantly hindered. Other resists with higher ratios of adhesion promotor in the resist also had significant problems with development. PMMA resist mixtures containing between 2% and 5% adhesion promotor led to microstructures with sufficient adhesion to the substrate surface without any substantial problems with the development step. A variant of the LIGA-process, which involves deep silicon etching for mastering, has successfully been applied for the fabrication of disposable plastic chips for 2-dimensional electrophoresis. The high precision and structure accuracy of the replicated plastic devices as well as the possibility to pattern complex multilevel structures demonstrate the huge potential of LIGA based on silicon micromachining for the realization of microfluidic and biomedical devices
W. Anthony Sheppard considers a wide-ranging constellation of important musical works in this fascinating exploration of ritualized performance in twentieth-century music. Revealing Masks uncovers ...the range of political, didactic, and aesthetic intents that inspired the creators of modernist music theater. Sheppard is especially interested in the use of the "exotic" in techniques of masking and stylization, identifying Japanese Noh, medieval Christian drama, and ancient Greek theater as the most prominent exotic models for the creation of "total theater." Drawing on an extraordinarily diverse--and in some instances, little-known--range of music theater pieces, Sheppard cites the work of Igor Stravinsky, Benjamin Britten, Arthur Honegger, Peter Maxwell Davies, Harry Partch, and Leonard Bernstein, as well as Andrew Lloyd Webber and Madonna. Artists in literature, theater, and dance--such as William Butler Yeats, Paul Claudel, Bertolt Brecht, Isadora Duncan, Ida Rubenstein, and Edward Gordon Craig--also play a significant role in this study. Sheppard poses challenging questions that will interest readers beyond those in the field of music scholarship. For example, what is the effect on the audience and the performers of depersonalizing ritual elements? Does borrowing from foreign cultures inevitably amount to a kind of predatory appropriation? Revealing Masks shows that compositional concerns and cultural themes manifested in music theater are central to the history of twentieth-century Euro-American music, drama, and dance.
